                   Novel Spintronic Materials Based on Ferromagnetic Semiconducting Chalcopyrites

The metallic-like state was found in the upper surface layer of p-(Zn,Mn)GeP2 grown on p-ZnGeP2 crystal. The elevated hole concentration points out the degenerate FM semiconductor or FM metal (TC=318K). Anomalous effects in the hole transport (Hall effect and MR hysteresis) in the temperature range of 1.8~390 K allow explanation of the magnetic order by the magnetic cluster conception for (Zn,Mn)GeP2 material.
